Higher-Mode Free-Free Beam Micromechanical Resonators
نویسنده
چکیده
Polysilicon free-free beam micromechanical resonators based on MEMS technology operating in second and third-mode flexural vibrations have been demonstrated at frequencies as high as 102 MHz with Q’s on the order of 11,500. Via strategic placement of electrodes, and careful determination of the exact support beam attachment locations that minimize anchor loss, these new resonators actually exhibit higher Q in the second mode than in the fundamental at the same frequency. Experiments to gauge the effect of variations in support beam dimensions and attachment locations on free-free beam microresonator performance show that an offset of only 0.6 μm in the support beam attachment location results in a 7X degradation in the Q. In addition, measured temperature coefficients for second-mode free-free beam μresonators are on the order of −13.1 ppm/oC, which is on par with that for fundamental mode resonance.

Polysilicon wine-glass mode micromechanical disk resonators using a stemless, non-intrusive suspension structure have been demonstrated in both vacuum and atmospheric pressure at frequencies around 73.4 MHz with Q’s as high as 98,000 in vacuum, and 8,600 in atmosphere—the highest ever reported Q’s at this frequency range and in these environments for any on-chip micro-scale resonator. The Q of ...
متن کاملThermo-Elastic Damping in Nano-beam Resonators Based on Nonlocal Theory
In this article thermoelastic damping in nano-beam resonators is investigated based on nonlocal theory of elasticity and the Euler-Bernoulli beam assumptions. The governing equation of deflection of the beam is obtained from shear and moment resultants and stress–strain relationship of the nonlocal elasticity model and also the governing equations of thermoelastic damping are established by usi...

In this paper, the vibrations of thin plate in modified couple stress thermoelastic medium by using Kirchhoff- Love plate theory has been investigated. The governing equations of motion and heat conduction equation for Lord Shulman (L-S) [1] theory are written with the help of Kirchhoff- Love plate theory. The thermoelastic damping of micro-beam resonators is analyzed by using the normal mode a...

With Q’s in the tens to hundreds of thousands, micromachined vibrating resonators are proposed as integratedcircuit-compatible tanks for use in the low phase-noise oscillators and highly selective filters of communications subsystems. To date, LF oscillators have been fully integrated using merged CMOS/microstructure technologies, and bandpass filters consisting of spring-coupled micromechanica...
متن کاملDesign and Fabrication of a Narrow-bandwidth Micromechanical Ring Filter using a Novel Process in UV-LIGA Technology
This paper presents the design and a new low-cost process for fabrication of a second-order micromechanical filter using UV-LIGA technology. The micromechanical filter consists of two identical bulk-mode ring resonators, mechanically coupled by a flexural-mode beam. A new lumped modeling approach is presented for the bulk-mode ring resonators and filter. The validity of the analytical derivatio...
